干法刻蚀机已具备招标条件，项目招标人为中国电子科技集团公司第二十六研究所，资金为国拨，出资比例为100%，资金已落实。北京国科军友工程咨询有限公司（）受中国电子科技集团公司第二十六研究所（招标人）的委托，现对该项目进行国际公开招标采购。

1.招标产品的名称、数量及主要技术参数

1.1货物需求一览表

1.2主要技术参数：

（1）加工圆片尺寸：4英寸，后期可升级为6英寸。

（2）腔室数量：三腔室结构：1个ICP金属刻蚀腔室，一个二氧化硅刻蚀腔、1个去胶腔体，在晶片传输进入和退出刻蚀腔和去胶腔过程中处于密闭状态，与厂务大气隔离。

（3）设备真空系统：1）刻蚀腔体极限真空：1×10-5 mbar以内。2）传输真空到工艺真空之间的恢复真空时间：≤1分钟。

（4）刻蚀均匀性和重复性：对于Φ4英寸压电晶片上刻蚀金属纯铝、钛-铝多层结构、钛-铝铜（其中铜的比例≤5%）多层结构，刻蚀厚度均匀性和重复性满足如下要求：1）金属刻蚀片内均匀性，金属刻蚀：≤±5%。2）金属刻蚀片间重复性，金属刻蚀：≤±5%。3）二氧化硅刻蚀片内均匀性，二氧化硅刻蚀：≤±5% 。4）二氧化硅片间重复性，二氧化硅刻蚀：≤±5%。

（5）刻蚀速率：对于Φ4英寸压电晶片上刻蚀金属纯铝、钛-铝多层结构、钛-铝铜（其中铜的比例≤5%）多层结构，刻蚀厚度速率满足如下要求：金属刻蚀：≥100nm/min；（光刻胶做掩膜）；二氧化硅刻蚀：≥250nm/min；（光刻胶做掩膜）。

（6）刻蚀角度：1）单层金属膜：金属侧壁无台阶，光刻胶角度88-90°的情况下，金属角度≥85°且±2°。2）多层金属膜：金属侧壁无台阶，光刻胶角度88-90°的情况下，金属角度≥85°且±2°，且每层金属膜的剖面在同一平面上，层与层之间不能有锯齿型。

（7）去胶：光刻胶去除速度>500nm/min.且无残留、不裂片。1）片内均匀性，去胶速度：≤±5%。2）片间重复性，去胶速度：≤±5%。

（8）光刻胶选择比：使用AZ7908型光刻胶，选择比大于2：1（金属刻蚀速度：光刻胶刻蚀速度）；使用AZ7908型光刻胶，选择比1：1～5：1（二氧化硅刻蚀速度：光刻胶刻蚀速度），并可以调节。

（9）金属：二氧化硅刻蚀选择比：刻蚀二氧化硅的时候金属：二氧化硅刻蚀选择比<1：10。

（10）线宽损失：使用AZ7908型光刻胶，刻蚀后的线宽1微米，金属厚度500nm的情况下，线宽损失绝对值小于3%，且片内损失一致性小于2%。

（11）基片拾取传输：机械手在各个腔室循环拾取传输≤1000片晶片，没有错误发生。

（12）设备接口：具备设备监控与管理数据采集接口。

（13）裂片率：连续成功干法刻蚀压电晶片上的金属和二氧化硅各100片，并去胶、去残余气体成功后不裂片。

（14）工艺腔体源频率、功率、等离子密度、偏压

源频率：13.56MHz（也可以在满足技术要求的情况下采用其他频率）；

功率：100～1200W（也可以在满足技术要求的情况下采用其他功率）；

等离子密度：≥5×10¹¹cm^-3；

下电极偏压：≥500W。

（15）腔体内温度：腔体加热：室温～55℃（±2℃）；背氦冷却加热部分：-10℃～60℃（±2℃）。

（16）终点检测：金属刻蚀腔和二氧化硅刻蚀腔中需要配终点检测。

（17）晶片工作表面粗糙度变化：晶片工作表面粗糙度Ra增加值￡0.5nm。

以上指标仅是招标文件部分指标。

2.对投标人的资格要求

2.1 投标人或所代理的产品的制造商为中华人民共和国境外，且产品为全新产品。如为境内代理商，需具备法人资格，并提供有效的营业登记等许可经营的证明文件，必须获得制造商的合法授权，提供制造商授权书。

2.2 本项目不接受联合体投标。

2.3 投标人必须向招标代理机构购买招标文件并进行登记才具有投标资格。

2.4 接受委托参与项目前期咨询和招标文件编制的法人或其他组织不得参加投标。

3.招标文件获取

3.1 凡有意参加投标者，请于2017年11月17日至2017年11月24日（法定公休日、法定节假日除外），每日上午09时至11时，下午02时至04时（北京时间，下同）购买招标文件。

3.2 招标文件售价：每包1000元人民币或150美元（招标文件售后不退）。

3.3 购买招标文件地点：北京市海淀区中关村南大街31号8号楼210室。

4.投标文件的递交

4.1 投标文件递交的截止时间（投标截止时间，下同）为2017年12月8日09时30分，递交地点为重庆市南岸区南坪花园路14号会议室。

4.2 逾期送达的或者未送达指定地点的投标文件，招标人不予受理。

5.开标

2. Qualification Requirements for Bidder

2.1The manufaurer of a tenderer or agent is outside the territory of the People's Republic of China, and the produs are brand new produs. As agents for the domestic, need to hA/Ve the legal person status, and provide a valid proof of business registration and permission to operate the, you hA/Ve to get the manufaurer's authorized, provide the manufaurer authorization letter.

2.2 The model or the same series machines of the produ should be used by the domestic semiconduor industry users. It should provide valid proof materials including but not limited to user conta (phone), contras, acceptance reports, etc. All the above mentioned materials shall be stamped with official seal of the bidder.

2.3The proje does not accept bids from the consortium.

2.4The bidder must purchase the tender documents from the procuratorial agency and register to be eligible for the bid.

2.5The legal person or other organization that has been entrusted to participate in the pre-proje consultation and bidding documents shall not participate in the tender.

3. Acquisition of IFB (Invitation For Bids) documents

4. Bid Submission

4.2 Overdue or not to the designated location that IFB documents are submitted, the Tenderee will not accept the bid document.
